The present invention generally relates to a manufacturing method of a semiconductor device. More particularly, the present invention relates to a manufacturing method of an integrated circuit with dual gates.
2. Description of the Prior Art
Along with the rapid development of the electronic industry, the integrated circuit becomes a major technological driving force in the present. Although the integrated circuit has been tremendously improved, it has the disadvantages of high cost and the lack of sufficient space on the chip. For some special applications, the integrated circuit can be significantly improved by semiconductor components with various sizes.
Referring to FIG. 1, a conventional dual gate structure is shown. FIG. 1 illustrates a poly gate structure 110, and a dual gate structure 120 which combines the poly gate structure 110 and an overlapping gate structure 130.
Typically, the poly gate structure 110 has good electrical characteristics (e.g., a low poly resistance and a low power consumption) for the circuits needed. However, since the poly gate has a small effective gate width, the transistors made by the poly gate structure 110 are less active than those made by the dual gate structure 120.
According to the conventional manufacturing method, the poly gate structure 110 needs to be firstly formed on the substrate. Then, the overlapping gate structure 130 is formed by using the same mask as the poly gate. After the photolithography process and the ion implantation process, the overlapping gate structure 130 and the poly gate structure 110 are separated from each other. Thus, the conventional manufacturing method requires at least two steps, and two lithography masks.
